Priority-Claim Claim No: 16/123,456 Discovery of a new gallium-nitride low temperature crystalline structure having new and unusual electronic properties
Claimants: John C. Simpson and Mark A. Harris (of Electronics Corp.) Claim No: 16/123,456 Publication Date: 02/15/2015 Scientific Fields: Physics >> Solid State Physics >> Crystalline Structure The above claimants assert that, according to their knowledge, they are the first to conceive the ideas & discoveries recited hereinafter: A. Formal Claims 1 to 4: Claim 1: We claim the discovery of a new (previously unknown) form of Gallium Nitride having an unknown crystalline structure and exhibiting strong conductivity anisotropy, wherein the crystalline structure has the following characteristics: the lattice constant of the crystalline structure is 0.62 nm; the distance between a Gallium atom and the closest Nitride atom along an x axis is 0.3 nm; the distance between a Gallium atom and the closest Nitride atom along a z axis is 0.37nm; the distance between a Gallium atom and the closest Nitride atom along an y axis is 0.5 nm; wherein the crystalline structure is stable at temperatures lower than 162K; and wherein the conductivity of the GaN along the x axis is about 5000 times the conductivity along the y axis. see all claims   B.
